Özet
ÖZET: Yarıiletken teknolojisinde son otuz yılda ortaya çıkan çarpıcı gelişmeler yarıiletken elemanların ve üretim proseslerinin modellenmesi için büyük bir gereksinim doğurdu. Aktif elemanların boyutlarını küçültmek çabası eleman ve devre tasarımcıları için yeni yeni problemler ortaya koydu. Çok küçük boyutlu elemanların davranışı genellikle oldukça iyi bir şekilde anlaşılmış olan büyük boyutlu elemanların davranışına uymadığı görüldü. Bu durumda da daha ayrıntılı analizlerin yapılması gereği doğdu. Ancak analitik yöntemler ile çok sayıda olayın bir arada etkili olduğu küçük geometrili elemanların modellerini bulmak imkansız değilse, bole bir çaba son derece zaman alıcı ve genellikle doğruluğu yüksek olmayan modellerde öteye geçememiştir. Dahası eleman boyutları mikron altı bölgeye geldiğinde 'hot electron1 olayı ve kuantum mekaniksel etkilerin de göz önüne alınması gereği ortaya çıkmıştır. Buna ek olarak genellikle sadece uç büyüklüklerine ilişkin ölçümlere dayanarak elemanın işleyişini anlamak mümkün olmaz. Bu nedenle elemanın içindeki olayların oluşum ve gelişme şekli izlenebilmesi gereği doğar. Ayrıca bir üretim prosesi yada eleman tasarımı sırasında elde edilecek sonuçlar hakkında önceden bilgi sahibi olmak optimizasyon yapabilmek ve sonuca ulaşmak için gerekecek iterasyon sayısını azaltmak açısından önemlidir. Buraya dek söylenenler ışığında elemanın davranışını yapay bir ortamda simüle ederek, içeride olan akışın gözlenmesine ve üretim öncesinde fiziksel tanımı yapılmış bir elemanın karakteristiklerinin kestirilebilmesini sağlayacak bir simülasyon sisteminin önemi ortaya çıkar. Bu çalışmada bu tür sistemlerin dayandığı temel yöntemler, kullanımda olan sistemlerden örnekler ile elektronik ve bilgisayar teknolojilerinde son yıllarda ortaya çıkan yeni tekniklerin kullanılması önem kazanması beklenen bazı yeni teknikler incelenmiştir. iv

SUMMARY The advent of process simulation over the past decade has substantially altered the prospects for realistic device modelling based on technology inputs. While the numerical means t o handle one and two dimensional device analysis matured, the inputs related to both structural parameters and physical constans lagged behind. This work primarily concerns application of these teqniques to real world problems and searches for a method which efficeiently utilizes such opportunies. Historically, the first attempt to bridge the gap between technology, device and circuit concerns resulted in a highly usable too but the phisical and geometrical constraints placed major limits on flexibility for new technologies. The electrical properties of a semiconductor device can be completely specified by five physical relationships; Poisson's equation, electron and hole transport equations and electron and hole continuity equations. With appropriate boundry conditions the coupled equations can be solved for carrier concentrations, current densities and electrostatic potential. The five difTerantial equations are: Poisson's equations: div y/ = -[p-n + N] s* Transport Equations Jm=q»nnEx+q.Dnl^ ax /n-=?7V“”E y+q.D - dy Jpx=q.{ip.n.Ex-q.Dp^- J"=q.M,.p.Ev-q.Djf-Continuity Equation at q a q p The Poissons equation relates the divergence of the electrostatic potential, \|/, to the hole, p, and electron, n, and net impurity, N (donor minus acceptor) concertrations, where q is electronic charge and ssi is the dielectric constant of silicon. The transport equations include both drift and diffusion in the total electron, Jn, and hole Jp, current densities. The electron, u.n, and hole, Up, mobilities are related to their respective diffusion constants, Dn and Dp by Einstein relation, un=Dn/kT Up=Dp/kT where kT is the thermal voltage. The mobilities are dependent on total impurity concentration and electric field. The x component of the electric field is defined as the negative spatial derivative of the electrostatic potential, The continuty equations are time dependent and the recombination reate U, includes both single level Shockley-Read-Hall and Auger recombination mechanisms. For conveniance in the derivation and numerical calculation all quantities are normalized to dimensionless form by appropriate constants. This work basically uses PLTMG as its mathematical work horse. PLTMG is a public domain software package for solving elliptic patrial differential equations. This program package is available from NETLİB an INTERNET based archive for mathematical software. PLTMG consists of seven subroutines each responsible for a specific task such as grid generation, plotting outputs, solving equations. The user defines the problem to be solved by defining solution domain using a few typical points. After giving these important corners user may define subregions and boundries using edges drawn between these corners. Once the boundries and subregions defined user may continue by genereting an initial triangulation of the domain. This triangulation then can be used by the PLTMG subroutine as the solution mesh. After solving the differential equation defined over the region by user supplied routines using PLTMG, user can observe the outputs by an interactive graphics display toolbox. This toolbox offers both color coded visualisation and 3-D surface plots. As an example for the use of PLTMG an MOS structure is simulated. This structure is defined simply using 30 points. Then using these 30 points 35 edges are defined. The six typical regions of the device structure defined and boundry conditions are set at outer edges. Once the geometry is defined it is an easy operation to solve the equations from interactive test driver program ATEST of the package.
